摘要： A nitride semiconductor light-emitting device with periodic gain active layers includes an n-type semiconductor layer, a p-type semiconductor layer and a resonator. The device further includes a plurality of active layers disposed between the n-type and p-type semiconductor layers so as to correspond to a peak intensity position of light existing in the resonator and at least one interlayer disposed between the active layers. The active layer disposed at the p-type semiconductor layer side has a larger light emission intensity than the active layer disposed at the n-type semiconductor layer side.

摘要： A LiDAR sensor having particular application for use on a vehicle. The LiDAR sensor includes a plurality of spaced apart VCSEL arrays each including a single lens, where the lens for each VCSEL array directs the beam of the particular laser in the array that is illuminated in a desired direction so that turning on and off of the lasers in each array creates a scanning effect. The number and the size of the VCSEL arrays are selected to provide the desired FOV for the sensor, where the VCSEL arrays can be positioned on a curved platform to provide that FOV. The sensor also includes one or more detectors for detecting reflections of the laser beams emitted by the lasers. Control electronics are provided to scan the laser beams and generate a three-dimensional point cloud of return image points.

摘要： There is herein described a process for providing improved device performance and fabrication techniques for semiconductors. More particularly, the present invention relates to a process for forming features, such as pixels, on GaN semiconductors using a p-GaN modification and annealing process. The process also relates to a plasma and thermal anneal process which results in a p-GaN modified layer where the annealing simultaneously enables the formation of conductive p-GaN and modified p-GaN regions that behave in an n-like manner and block vertical current flow. The process also extends to Resonant-Cavity Light Emitting Diodes (RCLEDs), pixels with a variety of sizes and electrically insulating planar layer for electrical tracks and bond pads.

The rapid thermal annealing treatment has a treating temperature between 720° C. and 760° C. and a treating time between 60 and 240 seconds.
